Im by no means a scientist but if you go to page 56 of that article it sounds to me like they have achieved 100nm. Here's the paragrah.

"When we started our development, we used a 1um gate size, but more recently we scaled to 100nm. Currently nFets with and effective gate length of 0.6 um and a cut off frequency of 42GHz."

Can anyone enlighten me?
