PET rates

In the 2014 Annual report, POET says they have achieved p-channel transistors operating at 42GHz and n-channel transistors operating at 3GHz. If one of the PET technologies main breakthroughs is CMOS on GaAs, at what rate should we expect the CMOS to be clocked? CMOS uses pairs of p and n devices. Will PET be limited by the n-channel and only be performing at 3GHz?
